Abstract

This book details the relationships between microstructure, interface roughness, and properties of thermal barrier coatings. The author proposes a method for the reduction of the thermal conductivity of the ceramic layer in order to increase the lifetime of thermal barrier coatings. He includes models for the optimization of ceramic layer microstructure and interface roughness.

Abstract

CMOS scaling has increased transistor density on a silicon chip by more than six orders of magnitude over the last 4 decades. Today's microprocessors pack 34 billion of transistors within a 251.3 mm2 of silicon area, delivering enormous computing power, high processing performance, and supporting a wide range of applications, including consumer electronics devices and IoT edge devices etc. Static Random Access Memory (SRAM) consumes a significant part of the area and energy budget in most of these applications. This PhD focuses on future SRAM designs exploring two possible paths 1) Technology scaling and 2) Application specific design.Technology scaling imposes many challenges device scaling limits (degraded short channel impact), interconnects resistance degradation and cost. To counter limitations, new devices like Nanosheet, CFET and Forksheet have also been introduced as alternative transistor devices to scale the bitcell area further. The interconnect resistance increment can be solved by incorporating extra metal lines or adopting new interconnects materials and wire aspect ratio.The second part of this thesis is application specific design for SRAM designs, influenced by machine learning applications (particularly, for inference). The memory bandwidth and data movement energy dominate total system computation throughput and energy consumption for these applications. To reduce the data transfer, the thesis presents Digital in-memory Matrix-Vector Multiplier (DiMe MVM), which is an SRAM-based DCiM architecture. This architecture is designed and validated with a successful prototype memory capacity of 2Mb. The architecture has very high parallelism (which enables high throughput at low voltage, thus improving energy efficiency), flexibility to accommodate different filter sizes, area efficiency as weights stored in 6T SRAM cells.
